An 80-120 GHz sub-harmonically pumped image-reject integrated circuit mixer

Abstract

An 80-120 GHz, sub-harmonically pumped image reject mixer (SHPIRM) was developed and tested. An IF hybrid was integrated with the design to produce a fully monolithic image reject mixer chip. The circuit was fabricated using CSIRO's planar GaAs Schottky diode process and the RF performance was measured between 75 and 110 GHz. Throughout the 75-110 GHz band, 11-16 dB of conversion loss and better than 12 dB of image rejection was obtained.
