Abstract

ZnO quantum pyramids have been grown by plasma enhanced molecular beam epitaxy on a ZnO buffer layer pre-grown on (0001) sapphire substrate. These pyramids with well-defined facets appear to have uniform size of height around 25 nm. Monochromatic cathode luminescence images reveal strong near band gap emission from the quantum pyramids when compare to the buffer layer underneath. Room temperature stimulated emission was obtained from these samples.
