Thermal analysis for HEMT compact models

Abstract

For extracting compact thermal models for HEMTs, a Fourier Heat Equation solver is developed. Computed transients show separate first-and fractional-order responses. A simple resistor-capacitor network is derived to model this and the coupling between gates.
